Introduction to Semiconductor Packaging

This course introduces microelectronics and nanoelectronics, focusing on the importance of packaging in the semiconductor industry. It covers concepts like length scales, transistor actions, and feature sizes, as well as the anatomy and function of semiconductor packages.

Semiconductor Packaging Manufacturing

This course covers the various stages of semiconductor package manufacturing, including sort, assembly, and final test. We will also discuss how to select, build, and test the packages with the die and other components to ensure the quality of the package and total assembly performance.

Advanced Semiconductor Packaging

Throughout this course, you will be introduced to assembly and packaging technologies for 7-nanometer silicon feature sizes and beyond. We will explore how packaging has enabled better products via heterogeneous integration, improving interconnects for thermal management and signal integrity.
